Abstract:
The paper examines a modern solution for soldering of expensive specialized electronic components requiring low temperature loading. Low-melting soldering materials based on bismuth solders were used. A vapor phase oven was used for soldering heating. To evaluate the soldering, the void content of the solders was determined by X-ray. Statistical analysis and machine learning have been applied to optimize the soldering process. In conclusion, the necessary conditions for soldering with good mechanical strength have been generated.
